including 2 Corresponding Member of the Russian Academy of Sciences, 20 Doctors of Science and 46 Candidates of Science In 1934, Academician S.I. Vavilov suggested to organize the Laboratory of Dielectric Physics under the guidance of B.M. Vul at the Physical Institute of the USSR Academy of Science. Later, the laboratory was transformed into the Laboratory of Semiconductor Physics, based on which the Division of Solid State Physics was formed by the 1990s. The staff of the laboratory (and later of the division) significantly contrituted to the development of semiconductor lasers, junction diodes and transistors, solar batteries, tunable far-infrared lasers based on narrow-zone semiconductors, as well as other semiconductor instruments and devices. They revealed and investigated the segnetoelectric properties of barium titanate, condensation of excitons into electron-hole fluid, laser generation of the submillimeter electromagnetic emission by hot charge carriers in germanium and other effects. For scientific achievements, the staff of the division were awarded with Lenin and State Prizes.
