аннотация
Acomprehensive experimental investigation of exciton and biexciton recombination in GaAs/AlGaAs quantum
wells is presented. Exciton and biexciton recombination times are found to be 16 and 55 ps, respectively.Amethod
of determining the dynamics of the exciton temperature is developed. It is shown that both exciton and biexciton
recombination processes increase the exciton temperature by an amount as high as ∼10 K. These processes
impose a new restriction on the possibility of exciton Bose-Einstein condensation and make impossible its
achievement in a system of direct excitons in GaAs quantum wells even for resonantly excited exciton gas.

Кинетика накопления при фотовозбуждении и релаксации избыточных дырок в мелких квантовых ямах GaAs/AlGaAs Письма в ЖЭТФ, т. 101, N3, стр. 200, (2015)
аннотация
В мелких квантовых ямах (КЯ) GaAs/AlGaAs (x = 0.05) методом фотолюминесценции изучены
кинетики накопления и релаксации долгоживущих избыточных дырок, появляющихся в КЯ при надбарьерном фотовозбуждении, а также процессы установления стационарного состояния в неравновесной электронно-дырочной системе при различных комбинациях квазистационарных внутриямного и надбарьерного возбуждений. Обнаружено, что температурная зависимость времени релаксации (исчезновения) избыточных дырок из КЯ имеет активационный характер и определяется двумя энергиями активации. Установлено, что рассеяние экситонов, образующихся при нерезонансном внутриямном возбуждении, на долгоживущих дырках приводит к охлаждению экситонной системы.
